Thin film Hall effect devices (Halltrons) fabricated from N-type GaAs epitaxial layer, grown on semi-insulating substrate, are experimentally studied. Some fundamental electro-magnetic parameters of the Halltrons are determined at a constant low magnetic field. The influence of the electron mobility and concentration as well as the resistivity and thickness of the active layer upon the Halltron sensitivity is discussed.
